Laminated Grid Cells (LGCells) with current collecting grid made of wire based on Indium-Fluorine-Oxide (IFO)/(n+pp+)Cz-Si/Indium-Tin-Oxide (ITO) structure have been proved to achieve 19.2% efficiency. Be-sides, we achieved 17% efficiency for (IFO)/(pp+)Cz-Si LGCell – the record value for TCO/Si heterojunction solar cells. These results were obtained due to the optimized conditions of the IFO film deposition by pyrosol method (ad-dition of small amount of water in film-forming solution) in combination with improvements of the LGCell technol-ogy (cell edge passivation and reduction of the light reflection from lamination film). Three types of the back con-tacts were also investigated: metal (InGa eutectic), Indium-Tin-Oxide (ITO) and Zinc Oxide (ZnO) films. It was found that LGCells with ZnO film exhibit superior photocurrent and photovoltage, however the worst Fill Factor (FF) because of the high resistivity (~ 10-2 Ω⋅cm) of ZnO; LGCells with metallic (InGa) back contact possess the highest FF but the worst photocurrent and photovoltage; at last LGCells with ITO film exhibit the highest efficiency. It is concluded that improving the conductivity of the ZnO film will allow further increase of LGCells efficiency.
